چکیده

Au over Ni on Cu is a widely used printed circuit board (PCB) surface finish, under bump metallization (UBM), and component lead metallization. It is generally accepted that less than 3 wt.% Au in Sn-Pb solder joints inhibits formation of detrimental intermetallic compounds (IMC). However, the criti cal limit for Au content in Pb-free solder joints is not well established. Three surface-mount package platforms, one with a matte Sn surface finish and the others with Ni/Au finish, were soldered to Ni/Au-finished PCB using Sn-3.0Ag 0.5Cu (SAC305) solder, in a realistic manufacturing setting. The assembled boards were divided into three groups: one without any thermal treatment, one subjected to isothermal aging at 125°C for 30 days, and the third group aged at 125°C for 56 days. Representative solder joints were cross-sectioned and analyzed using scanning electron microscopy (SEM) and energy-disper sive x-ray spectroscopy (EDX) to investigate the evolution of the solder joint morphology as a function of Au content and isothermal aging. It was found that, if Cu is available to dissolve in the solder joint, the migration of AuSn4 from the bulk to the interface as a result of thermal aging is mitigated.

Long Term Aging Effects on the Reliability of Lead Free Solder Joints in Ball Grid Array Packages with Various Pitch Sizes and Ball Alignments

This paper investigates the impact of isothermal aging on the long-term reliability of lead-free solder joints. The full experimental matrix contains SAC105 and SAC305 solder alloys assembled in ball grid arrays (BGAs) with package sizes ranging from 19mm, 0.8mm pitch to 5mm, 0.4mm pitch, and three surface platings (ImAg, ENIG, and ENEPIG). The test specimens were subjected to isothermal aging ...

Effect of ENEPIG Surface Finish on the Vibration Reliability of Solder Interconnects

Surface finishes are used to preserve and promote solderability of exposed copper metallization on printed wiring boards. While in the best of worlds, the solder used in assembly should dictate the solder interconnect reliability, surface finishes are known to have an effect. The effect of surface finishes on solder interconnect reliability can be particularly strong under high strain rate load...

Packaging Reliability Effect of ENIG and ENEPIG Surface Finishes in Board Level Thermal Test under Long-Term Aging and Cycling

This study illustrates test results and comparative literature data on the influence of isothermal aging and thermal cycling associated with Sn-1.0Ag-0.5Cu (SAC105) and Sn-3.0Ag-0.5Cu (SAC305) ball grid array (BGA) solder joints finished with ENIG and ENEPIG on the board side and ENIG on the package side compared with ImAg plating on both sides. The resulting degradation data suggests that the ...

The Morphology Evolution and Voiding of Solder Joints on QFN Central Pads with a Ni/Au Finish

In this paper, we report on a comprehensive study regarding the morphology evolution and voiding of SnAgCu solder joints on the central pad of two different packages – QFN and an Agilent package called TOPS – on PCBs with a Ni/Au surface finish. Samples were isothermally aged at the equivalent of 0, 2, 7 and 14 years service life. Representative solder joints were cross-sectioned and analyzed u...
